본 장치는 Process Chamber와 Wafer로부터 격리된 외부의 Remote Radical Generator로부터 High Power Source에 의한 고효율의 Radicals을 생성하여 Chamber 내부로 주입하므로 Wafer에 Plasma damage 없이 높은 P/R 식각율을 얻을 수 있어 높은 생산성과, 소모성 부품이 없으므로 보수유지가 거의 불필요하기 때문에 원가절감 효과가 크다.
